Es wird die Erzeugung von Terahertzfeld-induzierten Stoßionisationslawinen in GaAs-Mikrokristallen beschrieben. Für die Erzeugung der Stoßionisationslawinen wurde gepulste, leistungsstarke Ferninfrarotstrahlung (Frequenz etwa 1 THz) mit Hilfe einer Antenne in einem n-dotierten GaAs-Mikrokristall konzentriert. Translation of the abstract (English)

The build up of Terahertz field induced impact ionization avalanches in GaAs microcrystals is studied. For the production of the impact ionization avalanches pulsed high-power farinfrared radiation (frequency ~ 1 THz) was concentrated in an n-doped GaAs-microcrystal by use of an antenna. Field amplitudes were reached at which an electron-hole-plasma was produced via interband impact ionization. ...
