In der vorliegenden Arbeit wird ein elektrisch aktivierter Zustand von GaAs mit erhöhter elektrischer Leitfähigkeit untersucht. Dieser Zustand wird als 'angeregtes GaAs' bezeichnet. Experimentell wurde angeregtes GaAs durch Anlegen kurzer Spannungspulse an ein GaAs-Kristall erzeugt. Es entstand im Spannungspuls für Amplituden oberhalb einer Schwellenspannung und manifestierte sich in der Strom-Spannungscharakteristik durch einen Stromanstieg. Unter dem Einfluss eines THz-Feldes, zusätzlich zum Spannungspuls, wurde eine Reduktion der Leitfähigkeit beobachtet. Messungen an nicht-angeregtem GaAs zeigten eine dazu unterschiedliche Leistungsabhängigkeit der Reduktion.
Eine Interpretation dieser Beobachtungen wird aus theoretischen Untersuchungen eines geeigneten Modellsystems abgeleitet. Demnach wird der angeregte Zustand von GaAs durch den Transfer freier Ladungsträger in hochenergetische Zustände erzeugt. Die erhöhte Leitfähigkeit wird durch den Ladungsträgertransport in einem höheren Leitungsband erklärt. Die im Experiment höhere absolute Stromstärke impliziert, dass das Auftreten des angeregten Zustandes von Stoßionisationsprozessen begleitet wird. Die Dynamik ist nach dem Modell auf die Blochsche Dynamik der Elektronen im periodischen Potential des Kristallgitters unter dem Einfluss eines elektrischen Feldes zurückführbar. Daraus folgernd kann ein Auftreten von Blochoszillationen und die Beobachtbarkeit damit verbundener nicht-linearer Effekte in Aussicht gestellt werden. Dazu lieferte die beobachtete Reduktion der Leitfähigkeit durch THz-Strahlung erste experimentelle Indikationen. Aus Anpassung der Modellparameter zur Wiedergabe der experimentellen Ergebnisse ergibt sich eine charakteristische Streuzeit in angeregtem GaAs von 150 fs oder höher. Die Reduktion der Leitfähigkeit in Abhängigkeit von der THz-Leistung wird sowohl für angeregtes als auch für nicht-angeregtes GaAs durch das Modell in guter Übereinstimmung zum Experiment wiedergegeben.

Subject of this thesis is an activated state of GaAs, which exhibits an increased electrical conductivity. This state is being referred to as 'excited GaAs'. In the experiment, excited GaAs was produced by means of applying short voltage pulses to a GaAs crystal. In a voltage pulse it was created, as soon as the voltage amplitude exceeded a certain threshold voltage, as indicated by an increase of current in the current-voltage characteristics. Under the influence of a THz-field, applied in addition to the voltage pulse, a reduction of the conductivity was observed. The power dependence of the reduction was different compared to measurements performed on non-excited GaAs.
An interpretation of these observations is derived from theoretical studies using an appropriate model system. According to that, excited GaAs is created by the transfer of free carriers to high energy states. The increased conductivity is due to transport in the higher energy band. Differences in the absolute current as compared to the experiment imply, that the excited state is accompanied by impact ionization processes. In the model, dynamic properties are based on the Bloch description of electrons in a periodic crystal lattice being subject to an electric field. Concluding from that, the existence of Bloch oscillations and related non-linear effects in excited GaAs can be expected. The observed reduction of current by a THz-field give first experimental indications of that. From fitting the model parameters to reproduce experimental results, a characteristic scattering time in excited GaAs of more than 150 fs is implied. The model calculations for the induced reduction of conductivity versus the THz field power did well reproduce experimental results, as well for non-excited GaAs as for excited GaAs.
