Abstract (English)
The research carried out in the framework of this thesis clearly demonstrates that in mercury telluride quantum well structures terahertz radiation induced photocurrents can be observed and that they are well suited for the characterization of such systems. These currents are of large amplitude and exhibit different characteristics, comprising oscillations and a strong enhancement if an external magnetic field is applied. It is shown that the currents originate from spin dependent phenomena: the terahertz radiation heats the two dimensional electron (hole) gas of the semiconductor structures. The relaxation of the free carriers is spin dependent and results in an asymmetry of carriers in momentum space, which yields pure spin currents. Due to the application of an external magnetic field, these spin currents can be converted into a net electric current. When the magnetic field is applied perpendicular to the plane of the two dimensional electron (hole) gas, the currents show a strong increase. It is demonstrated that this increase is not solely an enhancement due to resonant absorption of terahertz radiation when the condition for cyclotron resonance is fulfilled, but also due to material properties like strong spin orbit interaction and large Landé factor.
Another important result is that the terahertz radiation induced photocurrents are not only observed for systems with a parabolic energy spectrum, but also for those with a linear Dirac-like one. Herein, the currents show an unique behavior: the effect of cyclotron resonance can be detected upon variation of the carrier density; a phenomenon which is not observable for systems with a parabolic dispersion. This is attributed to the special Landau level splitting in these types of systems. In contrast to conventional semiconductors the Landau level splitting of a system with linear dispersion is not equidistant. As a consequence, the position where the cyclotron resonance condition is fulfilled shows a square root dependency on the carrier density. Hence, the cyclotron resonance assisted currents can be utilized to probe the energy spectrum of two dimensional Dirac fermions. Moreover, as the currents originate from spin dependent effects, they give an access to the electronic and spin properties of these systems e.g., spin polarized electron transport.
All this demonstrates that cyclotron resonance assisted photocurrents are a suitable method for the investigation of topological insulator systems. Therefore, it might be possible to use these currents to distinguish between the Dirac and the insulating states of such systems.
The resonance positions of the mercury telluride quantum well structures of critical width are observed at rather small magnetic fields. This is a consequence of the extraordinary small cyclotron masses of the Dirac fermion system. Hence, these mercury telluride quantum well structures are a promising candidate for the application of frequency selective cyclotron resonance assisted detectors operating in the terahertz range.
In structures with high carrier mobility and at low temperatures the photocurrent exhibits magnetic field induced oscillations. Their analysis shows that the current can be decomposed into two contributions: one stems from the periodic change of the carriers’ mobility when the magnetic field is varied, the second one results from the oscillations of the total spin polarization of the system. They originate from the consecutive crossing of the Fermi energy with Landau levels when the magnetic field is swept. They are related to the effects of Shubnikov-de Haas and de Haas-van Alphen. An interesting feature of the two current contributions is their behavior at cyclotron resonance position: whereas the first contribution (the Shubnikov-de Haas related one) vanishes at the position of cyclotron resonance, the second one (de Haas-van Alphen) is enhanced.
Last, but not least, the experiments on diluted magnetic semiconductor structures demonstrate the main properties of the magnetogyrotropic photogalvanic effect and provide a solid basis for the analysis of the data observed in the mercury telluride quantum well nanostructures.

Die Untersuchungen die im Rahmen dieser Dissertation ausgeführt wurden zeigen deutlich, dass Terahertz Strahlung in Quecksilbertellurid Quantentrog Strukturen Photöstrome induzieren kann. Diese Ströme stellen eine geeignete Methode dar um solche Systeme zu charakterisieren. Die Ströme sind nicht nur außergewöhnlich groß, sondern weisen auch unterschiedliche Charakteristika auf, wie beispielsweise Oszillationen und eine starke Vergrößerung durch das Anlegen eines externen Magnetfeldes. Es wird gezeigt, dass die Ströme durch ein Spin-abhängiges Phänomen entstehen: die Terahertz Strahlung heizt das zweidimensionale Elektronengas (Lochgas) der Halbleiter Struktur auf. Die Relaxation der freien Ladungsträger ist Spin-abhängig und resultiert in einer asymmetrischen Ladungsträgerverteilung im Impulsraum. Dies führt zu reinen Spinströmen, welche durch ein externes Magnetfeld in einen messbaren elektrischen Strom konvertiert werden können. Wenn das Magnetfeld senkrecht zu dem zweidimensionalen Elektronengas (Lochgas) angelegt wird, nimmt die Amplitude der Ströme stark zu. Es wird gezeigt, dass diese Verstärkung nicht einfach auf die resonante Absorption von Terahertz Strahlung zurückzuführen ist, für den Fall dass die Zyklotronresonanz Bedingung erfüllt ist, sondern dass die die Ströme auch durch die Materialeigenschaften, wie beispielsweise eine starke Spin-Bahn-Wechselwirkung und einem großen Landé Faktor, verstärkt werden.
Ein weiteres wichtiges Ergebnis ist, dass die Photoströme, die durch die Terahertz Strahlung induziert werden, nicht nur in Systemen mit einer parabolischen Bandstruktur beobachtet werden, sondern auch in Systemen mit einer linearen Dirac Dispersion. Hier zeigen die Ströme ein einzigartiges Verhalten: der Effekt der Zyklotronresonanz kann auch unter der Variation der Ladungsträgerdichte detektiert werden; ein Phänomen, welches nicht in Systemen mit einer parabolischen Bandstruktur auftritt. Dies ist der speziellen Landau Niveau Aufspaltung in diesen Systemen zuzuschreiben. Im Gegensatz zu normalen Halbleitern ist diese Aufspaltung für eine lineare Dispersion nicht äquidistant. Folglich zeigt die Position, an welcher die Zyklotronresonanz Bedingung erfüllt ist, eine wurzelförmige Abhängigkeit von der Ladungsträgerdichte. Somit sind Zyklotronresonanz verstärkte Photoströme geeignet, um die Energiedispersion von zweidimensionalen Dirac Fermionen zu untersuchen. Darüber hinaus liefern diese Ströme Informationen über die elektronischen sowie die Spin-abhängige Eigenschaften des Systems, wie beispielsweise den Spin-polarisierten Transport von Elektronen. Die ist möglich, da die Ströme einen Spin-abhängigen Ursprung haben.
All dies zeigt, dass Zyklotronresonanz verstärkte Photoströme eine passende Methode darstellen um Topologische Isolatoren zu untersuchen. Demzufolge wäre es möglich anhand der Ströme zwischen den Dirac und den isolierenden Zuständen zu unterscheiden.
Die Resonanzpositionen in den Quecksilbertellurid Quantentrog Strukturen mit linearer Bandstruktur treten an überraschend kleinen Magnetfeldwerten auf. Ursache hierfür sind die außergewöhnlich kleinen Zyklotronmassen des Dirac Fermionen Systems. Folglich stellen diese Strukturen ein vielversprechendes Material für Frequenz-selektive Detektoren im Terahertz Spektralbereich dar, welche auf dem Prinzip der Zyklotronresonanz basieren.
In Strukturen mit einer guten Beweglichkeit der Ladungsträger und bei tiefen Temperaturen weisen die Photoströme Oszillationen auf, welche durch das Magnetfeld induziert sind. Es wird gezeigt, dass die Ströme aus zwei Beiträgen bestehen: der eine stammt von der periodischen Änderung der Beweglichkeit der Ladungsträger, der andere resultiert aus Oszillationen der Spinpolarisation des Systems. Ursache beider Effekte ist das fortlaufende Kreuzen von Fermi Energie und Landau Niveaus wenn das Magnetfeld variiert wird. Sie stehen in Zusammenhang mit dem Shubnikov-de Haas und dem de Haas-van Alphen Effekt. Eine Besonderheit ist das Verhalten der beiden Beiträge an der Position der Zyklotronresonanz: Während der eine Beitrag (Shubnikov-de Haas) verschwindet, wird der Zweite (de Haas-van Alphen) verstärkt.
Nicht zuletzt weisen die Untersuchungen der verdünnten magnetischen Halbleiter Strukturen alle Eigenschaften des Magnetogyrotropen Photogalvanischen Effekts auf. Sie stellen somit eine solide Grundlage für die Analyse der Ergebnisse der Quecksilbertellurid Nanostrukturen dar.
