Ein Experiment zur Bestimmung der optischen Verstärkung blauer (In/Al)GaN-Laserdioden nach der Methode von B. W. Hakki und T. L. Paoli wird im Rahmen dieser Arbeit vorgestellt. Zur Charakterisierung der Laserdioden werden zusammen mit der optischen Verstärkung auch Brechungsindexänderungen in Abhängigkeit von der photonischen Wellenlänge und abhängig von der elektrisch injizierten Ladungsträgerdichte gemessen. Aus diesen Kenngrößen wird außerdem der Antiguiding-Faktor α bestimmt.
Dazu wurde die Elektrolumineszenz der Laserdioden unterhalb der Laserschwelle aufgenommen, welcher die Fabry-Perot-Moden des Resonators überlagert sind. Diese Modulationen mit einem Abstand von ca. 0,04 nm auf dem Signal der Elektrolumineszenz im Spektralbereich von 390-500 nm können durch eine Auflösung des Detektionssystems von 0,004 nm ausgewertet werden. Aus der Modulationstiefe wird nach dem Hakki-Paoli- Verfahren die Verstärkung berechnet und aus der Modenverschiebung mit dem Injektionsstrom werden Brechungs-indexänderungen ermittelt. Zur Untersuchung kamen (In/Al)GaN-Laserdioden auf SiC-Substrat von OSRAM Opto Semiconductors. Aus den Verstärkungsspektren lassen sich die internen Verluste ablesen und die Diodenalterung während des Dauerstrichbetriebs verfolgen. Die Messungen zeigen einen graduellen Abfall des Verstärkungsmaximums mit der Betriebszeit ohne Veränderung der internen Verluste oder Auftreten zusätzlicher Strukturen. Sie stimmen daher überein mit Vorhersagen, gemäß derer als Alterungsmechanismus nicht-strahlende Rekombinationszentren in der aktiven Zone gebildet werden, wofür diffundierende Magnesiumatome in Frage kommen.
Der Quotient aus Ladungsträger-induzierter Brechungsindexänderung und differentieller Verstärkung liefert den Antiguiding-Faktor α. Dieser wird berechnet für niedrige Injektionsströme von 5 mA bis zum Schwellstrom der jeweiligen Diode. Der gemessene spektrale Verlauf des α-Faktors konvergiert gegen den Wert 4 an der Laserschwelle.
Auf dem Verstärkungsprofil sind Absorptionen sichtbar, die durch exzitonische Resonanzen zustande kommen. Sie verschwinden bei zunehmender Ladungsträgerdichte. Existierende Modelle für das Quantentrog-System (In/Al)GaN, die Vielteilchen-Wechselwirkung und eine starke Coulomb-Anziehung einschließen, sagen die Stabilität von Exzitonen bei Raumtemperatur vorher. Sowohl die Wellenlängenabhängigkeit der Absorptionen als auch ihr deutliches Ausbleichen mit Erhöhung der Ladungsträgerdichte entsprechen der Wirkung des Ladungs-trägerhintergrunds zusammen mit dem Quantum-Confined-Stark-Effekt, wie sie von W. W. Chow berechnet werden.

Translation of the abstract (English)

A set-up for the measurement of the optical gain of blue (In/Al)GaN laserdiodes according to the method of B. W. Hakki and T. L. Paoli will be introduced in this work. To characterize the laserdiodes together with the optical gain also changes of refractive index as a function of photonic wavelength and of the electrically induced carrier density are measured. From these quantities furthermore the antiguiding factor α is determined.
For this purpose the electroluminescence of the laserdiodes is detected below threshold, showing the Fabry-Perot modes of the resonator superimposed. These modulations with a separation of 0.04 nm on the signal of the electroluminescence in the spectral region of 390-500 nm can be analyzed because of the high resolution of the set-up of 4 pm. From the modulation depth the optical gain is calculated according to the Hakki-Paoli method and from the mode shift dependence on current injection changes of refraction index are extracted. Investigated were (In/Al)GaN laserdiodes on SiC substrate from OSRAM Opto Semiconductors. From the gain spectra internal losses can be considered and the aging of the diodes during continuous wave operation can be monitored. The measurements show a gradual decrease of the gain maximum and differential gain as a function of operation time while internal losses remain unchanged and no additional structures arise. This is consistent with a proposed mechanism of degradation, built by non-radiating recombination centres in the active zone, which might be diffusing magnesium atoms.
Dividing carrier induced changes of refractive index by differential gain gives the antiguiding factor α. This is calculated for low current injection of 5 mA up to the threshold current belonging to the respective diode. The measured spectrum of the α-factor converges towards a value of 4 at threshold.
The gain profile shows absorptions, which result from excitonic resonances. With increasing carrier density they bleach out. Existing models for the quantum well system (In/Al)GaN including many body interactions and high Coulomb attraction forecast the stability of excitons at room temperature. The wavelength dependence of the absorptions as well as the bleaching observed with carrier increase correspond to the effect of the carrier background together with Quantum Confined Stark effect as calculated by W. W. Chow.
