Es wurde die Struktur und das magnetische Verhalten von wenige Atomlagen dicken Fe-Schichten auf GaAs(001)-Einkristalloberflächen untersucht. Es wurde die Struktur und das magnetische Verhalten von wenige Atomlagen dicken Fe-Schichten auf GaAs(001)-Einkristalloberflächen untersucht. Die Schwerpunkte lagen auf dem magnetischen Phasenübergang als Funktion der Temperatur, sowie auf dem Einsetzen des Ferromagnetismus als Funktion der nominellen Fe-Bedeckung d. Fe wächst zunächst in Form von Inseln mit ungeordneter Struktur. Beim Überschreiten von d = 2.0 Monolagen (ML) bildet sich eine epitaktische bcc-Struktur. Die Curietemperatur wird bei d = 2.5 ML von Null verschieden und nimmt bei weiterer Erhöhung der Fe-Bedeckung mit ca. 270 K/ML zu. Dies wird mit einem Perkolationsphänomen bei der Koaleszenz der Fe-Inseln in Zusammenhang gebracht. Diese Deutung bestätigt sich durch den Befund, daß der Anteil des ferromagnetischen Fe am gesamten Fe mit d kontinuierlich ansteigt. Für d > 2.8 ML wird ein scharfer magnetischer Phasenübergang beobachtet. Die außerordentliche Schärfe dieses Übergangs wird interpretiert als Folge der Abwesenheit von Schichtdickenfluktuationen auf einer lateralen Längenskala von > 3 nm. Ebenso wie der Ferromagnetismus setzt auch die uniaxiale magnetische Grenzflächenanisotropie bei d = 2.5 ML ein. Dies wird zurückgeführt auf einen Umordnungsprozess an der Fe/GaAs-Grenzfläche, bei welchem die ursprüngliche Oberflächenrekonstruktion des GaAs(001)-Substrats aufgelöst und eine einheitliche geordnete Grenzfläche ausgebildet wird. Damit kann man auch verstehen, daß sowohl der magnetische Phasenübergang als auch das Einsetzen des Ferromagnetismus keine Unterschiede zeigt, wenn man das Fe entweder auf (4x2)- oder auf (6x6)-rekonstruiertem GaAs(001) aufwachsen läßt. Entgegen der ursprünglichen Erwartung wurde für d < 2.5 ML eine deutliche Abweichung von superparamagnetischem Verhalten beobachtet, was möglicherweise auf indirekten Austauschkopplungen zwischen benachbarten Fe-Inseln über die als Korrosionsschutz verwendete Au-Abdeckschicht beruht.

Structure and magnetic properties of a few atomic layers of Fe on GaAs(001) single-crystal substrates were investigated. The work is focused on the magnetic phase transition as a function of temperature as well as the onset of ferromagnetism as a function of nominal Fe coverage t. Fe growth starts via formation of islands with disordered structure. After deposition of 2.0 monolayers (ML) of Fe an epitaxial bcc structure is obtained. The Curie temperature becomes different from zero at t = 2.5 ML and increases with further Fe deposition with a slope of about 270 K/ML. This is attributed to a percolation phenomenon during the coalescence process of Fe islands. This interpretation is further supported by the fact that the ferromagnetic part of the total amount of Fe increases smoothly with t. For t > 2.8 ML a sharp magnetic phase transition is observed. The extraordinary sharpness of this transition is interpreted as due to the lack of film thickness fluctuations on a lateral length scale of > 3 nm. The uniaxial magnetic interface anisotropy sets in at t = 2.5 ML, i.e. at the same Fe coverage at which the onset of ferromagnetism takes place. This onset of magnetic anisotropy is attributed to a rearrangement of atoms at the Fe/GaAs interface during which the surface reconstruction of the GaAs(001) substrate is dissolved and a uniformly ordered interface is formed. In this way it may also be understood why the magnetic phase transition as well as the onset of ferromagnetism does not show any difference for Fe grown either on (4x2)- or (6x6)-reconstructed GaAs(001). In contrast to the expectation, for t < 2.5 ML a clear deviation from superparamagnetic behaviour is observed what may be due to indirect exchange coupling between neighbouring Fe islands via the Au capping layer that was deposited on top of the Fe to protect against corrosion.
